The year 2008 delivered a fully integrated single-chip oscillator that combined in a fully monolithic process a custom CMOS sustaining amplifier with a MEMS-last spring-coupled nickel flexural-mode disk array. While the nickel resonator Q was much lower than polysilicon counterparts and questions on aging remained, this first demonstration is a precursor to work more than a decade later to integrate high frequency metal MEMS in ruthenium for oscillator purposes. This year also brought on the first demonstration of partial gap-filling to improve capacitive-gap transducer strength, as well as the first demonstration of a micromechanical resoswitch–a device destined for use in the first all-mechanical communication receiver almost a decade later.
